Abstract

An ultrafast and low energy switching behavior is demonstrated in a current injected GaAs/AlGaAs MQW nonlinear directional coupler (NLDC) whose cross-over pulse energy is an order of magnitude lower than that of previously reported semiconductor NLDCs. With a pump-probe experiment, subpicosecond switching behavior with complete recovery has also been observed.
