Abstract
A 1.55-μm multiple quantum well laser diode with a built-in vertical mode expander exhibits high single mode output power in a circular far-field beam pattern. The divergence angle FWHM of the tapered device is 16° and the single mode laser output power exceeded 90 mW in cw condition. The coupling efficiency of a tapered LD is enhanced by 2 dB over a nontapered reference device, and a fiber output exceeding 50 mW is also demonstrated.
