Abstract

Detailed measurements of the gain characteristics, under both picosecond pulse and CW injection, in a 1.5-μm multiple-quantum-well (MQW) amplifier are discussed. The active region consists of four 80-angstrom/100-angstrom InGaAs-InGaAsP (1.3-μm) quantum wells, and the amplifier was 380 μm long. The source for characterization of the gain was a tunable color center laser used in CW operation and mode-locked, generating 10-ps pulses at 76 MHz. The dependences of energy gain compression on output pulse energy, small signal energy gain and 3-dB saturation energy on wavelength, and power gain on output power were determined.
