Circular-grating surface-emitting DBR laser array with high performance

Abstract

Low threshold current, high power operation of circular-grating surface-emitting distributed Bragg-reflector (CG-SE-DBR) lasers are presented as well as 2×2 multiwavelengths laser array operation. The lasers are fabricated in a strained multi-quantum well InGaAs/GaAs GRINSCH structure. The 2×2 array of the two lasers were made with the same grating periodicity, while the other two had slightly different periodicity. A threshold current as low as 18 mA was measured under pulsed and continuous wave operation. The lasers with the same periodicity in the array have the same wavelength, and the wavelength shift between different periodicity is 1.5 nm. The far field divergence of the lasers was 2° at full width at half maximum (FWHM).
